Abstract The electrical properties of nano ZnO/PET-ITO heterojunction by the hydrothermal method were analyzed in detailed. The results showed that the average grain size increases with the rising of hydrothermal reaction temperature. It was observed that photoluminescence spectra of ZnO nanorods has belong to UV-violet emission band. By the means of current-voltage test, the nano ZnO/PET-ITO heterojunction presents fined rectification characteristics with the rising of hydrothermal reaction temperature. The leakage current decreased and the barrier height increased. This phenomenon can be explained by the reduction of oxygen vacancies due to the increase of hydrothermal reaction temperature, which weakens Fermi level pinning.
