Abstract In AlGaAs/GaAs vertical p/n junction laser power converters light is injected into the structure through one of the side surfaces of the crystal. It is being refracted in the AlxGa(1−x)As gradient layers to the p-n junction. This work is devoted to the theoretical study of the waveguide properties associated with the profile of the refractive index in these layers. The aluminum distribution cases are considered in which refractive index in the waveguide is linear, exponential, and logarithmic.
